我的团队

先进电子封装材料研究集体始终以国家重大需求为导向,围绕先进电子封装材料在芯片封装中的电学、热学、力学、工艺等关键科学技术问题,深入研究和建立电子材料合成-加工-性能的构效关系。围绕5G芯片、AI、HPC等应用领域对于中高端芯片的先进封装需求,聚焦晶圆级、芯片级、器件级、系统级封装为导向的关键材料研究方向,服务电子信息产业的转型升级和引领创新。团队现有副高及以上科研人员41人,其中正高级科研8人,副高级科研33人。副高级以上员工,博士学历占91%,80%有海外经历。
